  • Abstract
    A very compact wideband HBT MMIC VCO, with two output buffers, required for L-band mobile telecommunication, such as DCS1800, has been fabricated and tested. The VCO has a large bandwidth of 400 MHz with an output power between -1.4 and 2.3 dBm, it exhibits a -80dBc/Hz phase noise at 100 kHz off the carrier at 1.75 GHz and a frequency pull of less than 10 MHz. The circuit area is as small as 1.2×1.2 mm2
