Abstract
This paper presents a novel pressure contact packaging for the integrated power electronic module used in the hybrid electrical vehicle drive to achieve the better performance in terms of higher power density, better electrical characteristic, better thermal management and higher reliability. The paper describes the contact resistance characteristic and phase-leg high frequency loop. The extracted HFL impedance shows the phase- leg provides fast switching speed, lower over-shoot voltage and lower packaging losses. Finally, thermal performance comparison between the double-sided cooling and single-sided cooling in phase-leg indicate that the double-sided cooling packaging evidently provide two same heat flux path, and the dice maximum temperature above ambient is reduced to the half of single-sided cooling packaging under same dice dissipations.
