Abstract
Driver and photoreceiver modules, suitable for 40 Gbit/s, are presented based on a GaAs P-HEMT technology. The driver exhibits an 18-dB gain over 41-GHz bandwidth and outputs 3 Vpp in 50 ohms; the photoreceiver exhibits a 10.4 pA/VHz input noise over 28 GHz and a 65-dB ohm transimpedance gain over 37 GHz.
