Abstract
Summary form only given. Photodetector saturation can limit the performance of high-power, high-frequency analog systems. Photodetectors saturate primarily because of space charge, which redistributes the electric field within the intrinsic region, resulting in reduced output and a sharp increase in harmonic distortion. Here, we report measurements of photodetector saturation current in both the time and frequency domains.
