Abstract
In order to use the SPICE program for circuit simulations with the thermal effects taken into account, it is necessary to have device models of a special kind. In this paper a new form of the electrothermal model of the p-n diode for SPICE is presented. This model called the electrothermal hybrid model (EHM) is formulated as the connection of a SPICE-built-in isothermal p-n diode model and some external control sources which model changes of the terminal current and voltage caused by self-heating and by mutual thermal interactions.
