  • Abstract
    A 100 MHz implementation of a wide input range four-quadrant multiplier/mixer is introduced. It combines the linearity and high input impedance of MOS transistors with the high speed of bipolar transistors, and achieves threshold-independent linear multiplication of two differential inputs. The multiplier was fabricated in a 2¿ BiCMOS process having vertical NPNs with 0.15 nsec average transit time. It achieves a nonlinearity of 0.63% for inputs of 2 Vp-p, a maximum frequency of 100 MHz with less than 5% THD and consumes only 23mW with ±4V supply.
