Femtosecond pulse generation in quantum GaAs/InGaAs/GaAs heterostructures

In the present work we have shown the features of superradiance in quantum heterostructures. Experiments were carried out with GaAs/In0.16Ga0.84As/GaAs quantum heterostructures. Dependencies of the shape of a spectrum as well as integrated intensity of radiation on pumping level in quantum heterostructure with quantum well have been investigated. Calculated dependence of the Dicke time relaxation τD on exciting power allows one to estimate conditions for stabilization of magnitude and pulse duration of the generated optical pulses.
