Abstract :
An AlGaAs light emitting particle detector was fabricated and investigated experimentally. Light emitting semiconductor AlxGa1−xAs layers with graded-gap energy band structure were grown, and luminescence spectra were investigated. A light emitting X-ray detector was also fabricated.
