Abstract :
Graded-gap AlxGa1−xAs detectors and spectrum analyzers for X-ray energies in the range of 5–100 keV are proposed and tested. The charge collection efficiency of the AlxGa1−xAs detectors decreases by about 90% after alpha-particle irradiation corresponding to a fluence of 1011 cm−2.
