Abstract
The first particle detectors based on semi-insulating (SI) Ti and Mn co-doped InP crystals grown by Czochralski technique have been reported in this work. The advantages of Ti and Mn co-doping in comparison to Fe doping of InP have been discussed. The measurements of Hall effect and I–V characteristics were used for the characterization of SI InP and contact properties. Co-doped with Ti and Mn SI InP detectors have been tested by α-particles with energy 5.48 MeV from 241Am source at three different temperatures (300, 270 and 250 K). The best values of charge collection efficiency 91% and 52% also the full-width at half-maximum energy resolution 3.4% and 17% have been obtained from α-spectra measured at 250 and 300 K, respectively. These results require further investigations of Ti and Mn co-doped InP to be used for the near future development of 300 K X- and γ-ray radiation detectors.
