Abstract :
We report on the measurement of the temporal resolution limit of a recently reported AlxGa1¿xAs/GaAs bias-free photodetector. When tested by dual synchronously pumped dye laser pulses with a repetition rate of 80 MHz and an attenuated energy per pulse of 30 pJ, the detector shows a resolution limit of ¿ 65 ps.
