Abstract
Type-II interband cascade lasers have been demonstrated at emission wavelengths longer than 5.1 μm at temperatures up to 163 K and 240 K in continuous wave and pulsed modes, respectively. The emission wavelengths are the longest attained among III-V interband diode lasers. The threshold current density is as low as 36 A/cm2 at 80 K.
