0.53As are calculated for 300 K using a Monte Carlo model and recent values of physical constants. The average electron velocity reaches a peak value for a field of about

being the sample length in centimeters. The peak value increases to about 8.5 × 10

-1for a sample length of 0.1 µm. The values are 1.3-1.6 times the values for GaAs.
