Abstract :
An optical GaAs/GaAlAs multiquantum-well vertical directional coupler switch with a device length of 85 μm is presented. At a wavelength of 854 nm the voltage necessary for switching was 5 V, associated with a transmission loss of only 2 dB in the switched state and an extinction ratio of greater than 10 dB. The device parameters were chosen so as to enable monolithic integration
