Abstract :
Discusses previous research in the area of 2.5-D and 3D circuit designs and examines current intiatives to improve on these technologies. Today???s 2.5-D and 3-D designs are much less aggressive than WSI, and seem to be feasible. Still, it might be worthwhile for researchers in this area to review the early papers, and to acknowledge the work of those who struggled to get 2.5-D to work 20 to 25 years ago.
