Abstract
The dynamics of an IMPATT (IMPact Avalanche Transit Time) oscillator is modeled in phase space as a set of first-order differential equations. The numerically simple model contains approximations for the nonlinear field dependence of the ionization coefficient and for the effects of diffusion and series resistance in the field free region. The parameters are then adapted to a realized oscillator. Preliminary simulations show that the model gives reasonable results
