Abstract :
A novel InP-based ultrafast optical gate that monolithically integrates a uni-travelling-carrier photodiode and a travelling-wave Mach-Zehnder modulator is proposed. Ultrafast operation with a short gate opening time of 5 ps and a high on/off ratio of 12 dB has been experimentally demonstrated.
