Abstract :
Active surface-emitting harmonic generators based on monolithic integration of InGaAs/GaAs single-quantum-well (SQW) lasers with multilayered nonlinear waveguides have been fabricated. Wavelength tuning of the integrated SQW laser in active/passive segmented devices has been investigated and used to control the emission angle of the harmonic light for application as spatially addressable coherent detectors.
