Abstract :
A balanced receiver module for coherent optical systems is presented. The high impedance receiver has 0.75 dB gain ripple and a bandwidth of 2.8 GHz. The average equivalent input noise current density is 5.7 pA/Hz, the responsivity is better than 1 A/W. A sensitivity of 71 photoelectrons/bit has been achieved in a 140 Mbit/s FSK heterodyne system.
