Abstract :
A thin-film tunnel emitter is fabricated and the dependence of an injected charge, on temperature, the pulse width of the applied voltage between base and emitter, and the applied voltage between base and collector are studied for the case of space-charge-free conditions. With low injection level, i.e. low applied voltage between base and emitter, space-charge-free transient current is observed. Characteristics of charge injection into silicone oil (dimethyl siloxirane) are investigated. Temperature and impurities mixed in silicone oil produce significant effects on the quantity of injected charge. The injected charge and the induced current are proportional to the applied voltage applied between base and collector and its square value respectively although space charge effects are neglected. Therefore the conduction current is proportional to the square of the applied voltage between electrodes and is not sufficient evidence for space-charge-limited current
