Abstract :
Evanescently coupled pin photodiodes with a high external efficiency of 0.71 A/W obtained as a result of the graded index configuration of the waveguide have been developed. A bandwidth of >40 GHz has been demonstrated up to an average photocurrent of 10 mA.
