Abstract :
A new type of frequency-multiplier is presented which operates from 70 to 210 GHz that combines the advantages of a varactor with the symmetrical capacitance-voltage characteristic and low leakage current of a Schottky diode. The varactor structure consists of two inhomogeneously doped Schottky diodes in antiserial connection which are quasi-monolithically integrated into a microstrip circuit on quartz. First experimental results are presented which show an RF output power of 2 mW at 210 GHz
