Abstract :
We have compared classical and tunneling injection schemes using a rate equation description. A fraction parameter has been introduced that controls the injection. Dynamical laser parameters were calculated and compared for both injection schemes and to some recent experimental results. For a four-well laser, a maximum -3-dB bandwidth of 70 GHz and a threshold current of 3 mA were calculated.
