Abstract :
A vertical thermo-optic modulator based on temperature-dependent absorption is demonstrated on a Ge resistive-heating structure. The contrast ratio is 5.4 dB peaked at 1553 nm and exceeds 3 dB for 15 nm range under a 1 V low operation voltage (0.7 mW heating power). With heating power increases from 0.7 to 4 mW, the response time reduces from 600 to 240 ns, and the peak contrast reaches 7.1 dB at 1554.4 nm.
