Abstract :
High-performance 60 GHz-band MMICs for wireless communication systems based on pseudomorphic heterojunction device technologies are presented. Dielectrically stabilized signal sources for FM/FSK modulators and LOs, such as a DRO with low phase noise of -90 dBc/Hz at 100 kHz off-carrier, 10.1 dBm output power and 1.6 ppm/°C stability, and a stabilized VCO with 55 MHz/V modulation sensitivity, a 52.5-62.5 GHz wide-band power amplifier with 14 dB gain and 17.1 dBm output power, and a low-noise high-gain down-converter consisting of an LNA and an active-gate mixer with 25.9 dB gain and 2.8 dB DSB noise figure, have been developed
