Abstract :
A direct method to extract the SPICE transit time parameters from S-parameter data without optimization is presented. The transit time parameters are obtained by interpreting the S-parameter data using the SPICE AC equivalent circuit, and applying linear extraction forms derived from the SPICE model equations, thereby assuring consistent parameter values
