Abstract
An optoelectronic integrated circuit in a 0.35 μm BiCMOS technology containing a 200 μm diameter pin photodiode for optical wireless communication systems is presented. The design consists of a highly efficient integrated Si pin photodiode, a transimpedance amplifier and 50 Ω output driver. The overall transimpedance of the whole receiver is 86.6 dBΩ. At a data rate of 3 Gbit/s with a pseudorandom bit sequence of 231 - 1 a sensitivity of - 23.4 dBm is achieved (BER = 10- 9, λ = 675 nm).
