Abstract :
A production 0.8-μm BiCMOS process having optional process modules for mixed-mode IC applications is described. Schottky-clamped NPN, isolated NMOS, vertical PNP, and N-channel JFET transistors are among the devices that can be added to the process at little additional cost. Electrical characteristics of the standard BiCMOS and optional devices are discussed. A toolkit composed of these devices gives designers increased flexibility in creating novel integrated circuits for computer, telecommunication, and radio-frequency applications
