Abstract :
In this paper we present for the first time experimental results on the control of phase velocity of a microwave signal propagating along an InAlAs/InGaAs/InP Schottky contact coplanar line (SCCPL). It is shown that the phase shift can be changed by an applied dc bias as well as by illumination. This device can therefore be used as a variable phase shifter with a layer structure equivalent to InP-based MMICs.
