Abstract :
Strong intensity modulation of vertical-cavity surface-emitting lasers (VCSEL) is observed in frequency tuning experiments. Carrier injection in a monolithically integrated modulator diode and heat dissipation in the laser microcavity lead to frequency modulation. The variation in laser intensity caused by these processes can be explained through detuning of the laser gain spectrum and the Fabry-Perot resonances. Besides the yield of information on laser and cavity operational performance this effect is profitably used to demonstrate mode switching in large cavity two wavelengths VCSELs.
