Abstract :
An advanced RF subsystem MMIC (monolithic microwave integrated circuit) using novel GaAs circuits and a high level of integration is described. The subsystem provides all of the small signal control functions, including signal weighting and routing, required in an L-band T/R (transmit/receive) module and is capable of driving a 2-W power amplifier MMIC or a receiver channel. Continuous analog phase and amplitude control are obtained through the use of a vector modulator. The MMIC combines two standard 1- mu m, ion-implanted processes; the complete circuit was fabricated on a 32.-mm*3.8-mm die.<>
