Abstract :
Techniques for performance evaluation and characterisation of Ga As Power FETs for the purpose of assessing their suitability for space applications are discussed. These techniques were used to evaluate commercially available FETs at L, S and X band and to select suitable devices for construction of single stage power modules in each band. Results obtained from these amplifiers at 1.5, 4 and 12 GHz are presented.
