Abstract :
Compact and rugged modules based on planar epitaxial single photon avalanche diode (SPAD) devices and monolithic active quenching and reset circuits (i-AQC) attain remarkable detector performance: quantum efficiency with 45% peak at 550 nm wavelength , dark-counting rate less than 10 c/s, photon timing better than 60 ps.
