Abstract
Monolithic asymmetric Mach-Zehnder interferometers have been fabricated in InGaAs/AlGaInAs using quantum well intermixing. The devices combine low-loss waveguides, MMI couplers and phase shifters. Extinction ratio of more than 22 dB is achieved. Efficient wavelength tunability is demonstrated over a full wavelength period with injection current as low as 15 mA.
