Abstract :
This paper adresses a numerical simulation method containing field theoretical results for passive structures which, is able to analyze a technical usable microwave and millimeterwave oscillator in frequency, power and noise behaviour at every relevant harmonic. By the help of this method integrated oscillators have been realized. Using varactor diodes, an electronical tuning procedure is possible. The feasibility of this method is shown both in hybrid technique and in three-dimensional monolithic integration technique, in which FET and varactors are integrated on the same substrate.
