Abstract :
Non steady-state electron transport in GaAs is investigated by Monte-Carlo simulation in the large signal, high frequency regime. Simulated velocity-field and energy-field relations are compared against predictions from the relaxation time approximation for average electron energy and momentum. A simple large signal mobility approximation is proposed for millimeter wave frequencies and conditions of applicability are discussed.
