Abstract
A novel high speed photodetector - amplifier has been fabricated by using a distributed amplifier and p-i-n photodiode. A 25¿m p-i-n photodiode has been modelled both electrically and optically. A measured 3dB bandwidth of 20 GHz with 13dB gain was achieved with measured input equivalent noise current around 20pA/(Hz)1/2in a bandwidth of 2 to 18GHz.
