Abstract :
The validity of the Gummel-Poon model for a Heterojunction Bipolar Transistor under large-signal conditions has been investigated. Comparisons between Harmonic Balance simulations and experimental power spectrum under different bias and power conditions show that the model describes the fundamental harmonic well, although higher harmonics are predicted with less accuracy.
