Abstract :
A MMIC chip set for LOS V-band millimetre-wave communication systems has been designed and measured using a 0.25 ¿m AlGaAs/InGaAs PHEMT process. The balanced mixer chip exhibits 8 ± 1dB conversion loss at 13 dBm LO power over the RF frequency from 56.5 to 65 GHz. The VCO was measured with subharmonic injection locking frequency and shows very stable high output power of 8dBm with wide tuning range of 10% at 57GHz. The voltage shunt feedback amplifiers proves its advantage of flexibility for layout with 13 ± 1dB gain from 58.5 GHz to 65 GHz. MMIC patch antennas for single and dual band frequencies of operation with well behaved radiation characteristic are demonstrated.
