Abstract :
In this paper a novel, mathematically robust large-signal equivalent circuit for DBRTD is applied to predict the performance of InAs/AlSb oscillators in the submillimetre frequency range. The wave form and the spectrum of oscillations at 600 GHz are analysed. The output power and oscillation frequency as a function of transmission-line length are studied for different load impedances. The value of the load impedance is optimised with the viewpoint to maximise the output power at 600 GHz.
