  • Abstract
    The design, fabrication, and characterization of a photonic crystal mirror (PCM)-VCSEL, a new class of vertical cavity surface emitting laser combining a bottom DBR and a top PCM is reported. The bottom solid DBR includes 40 pairs of InP/InGaAlAs quarter-wave layers. The cavity of the VCSEL is a hybrid InP/air cavity. Single-mode laser emission around 1.55 μm has been obtained by pulsed optical pumping at 785 nm. The threshold power is around 15 mW. This is the first realization of a VCSEL which one mirror consists singly in one semiconductor layer.
