Abstract :
In this paper, by replacing the HEMT with a phototransistor in the MOBILE´S, we can get a novel optoelectronic functional device, which presents the function of both photocurrent switching and photo-current latching. Furthermore, basing on photo-current latching behavior, various photo-controlled basis logic gate elements such as Delayed Flip-Flop (DFF) can be designed and fabricated.
