Abstract :
We present an electro-thermal model for heterostructure barrier varactors (HBVs). The model updates the device temperature and temperature-dependent device parameters self-consistently. Harmonic balance simulations with the model are presented, and the agreement with measured HBV tripler results is excellent. A design example of a 141-GHz high-power HBV tripler further demonstrates the use of the model.
