Abstract :
Low-threshold operation of distributed-reflector (DR) lasers, consisting of phase-shifted DFB and quantum-wire DBR sections, were demonstrated. A low-threshold current of 1.2 mA and a differential quantum efficiency of 13% from the front facet were obtained under RT-CW conditions
