Abstract
Summary form only given. We have demonstrated efficient SHG in type-I birefringence phase matched GaAs/Al/sub 2/O/sub 3/ waveguides pumped at 2.01 /spl mu/m. An average SHG power of /spl sim/650 /spl mu/W was generated with an input power of /spl sim/50 mW, corresponding to an overall external efficiency of 1.3%, and pump depletion of greater than 80% were observed. We believe these results represent an important step towards the practical realization of nonlinear frequency conversion devices based on GaAs technology.
