Abstract :
Summary form only given. A toroidal-micro-cavity of three dimensional (3D) Rayleigh-Fabry-Perot whispering gallery modes formed in the peripheral region of the active multi-quantum-well planes of a VCSEL-like structure, shows ideal quantum-wire properties such as /spl radic/T dependent spectral shifts as predicted by the photonic-quantum-ring (PQR) formula. The submicron PQR devices are also a promising candidate for nano-ampere and ideal few quantum dot lasers. We present the emission spectral characteristics of the PQR lasers against its view angle and injection currents. The devices are fabricated using MOVPE grown AlGaAs VCSEL wafer.
