Abstract :
The active MMI-LD´s achieved high output power of 0.7 W while maintaining regular single-transverse-mode output, and showed significant electric power reduction. We expect that larger active area, as well as layer structure optimization, will contribute to obtain much higher power with lower electric power consumption.
