Abstract :
Edge-emitting Bragg reflection waveguide lasers with low index core are demonstrated as an excellent structure for high temperature operation. Threshold densities as low as 590 A=cm2 and characteristic temperatures as high as 215 K are obtained. CW operation was observed beyond 110°C.
