Abstract :
By electrically segmenting, and series-connecting an InP ridge laser, we have demonstrated 12-stage lasers with 409 % differential efficiency and 2.6 mA threshold, as well as 3-stage lasers with 51 ohm input impedance and 126 % differential efficiency.
