Abstract :
In this work we present a technique for the dynamic parameters extraction of the MQW laser diode. In this technique, the laser diode intensity modulation response is measured under different bias conditions, below and above threshold, and the obtained results are used to extract the best fitting laser physical parameters including the different carrier lifetime components. The package response is also estimated. The technique is applied on a commercial MQW laser diode and the obtained results show a good consistency and agreement with theoretical expectations.
